The Curie temperature Tc of GaAs based magnetic semiconductors containing MnAs and Mnga magnetic particles prepared by ion implantation can exceed 300K, This paper mainly studies the process measures to control the size, distribution and density of MnAs or GamN submicron magnetic particles in Mn implanted GaAs. Mn ions are directly implanted into GaAs substrate by ion implantation, and then GaAs based magnetic semiconductors containing MnAs and Mnga two-phase particles are successfully prepared by annealing, The effects of annealing conditions and implantation conditions on MnAs and Mnga particles were systematically studied by magnetic force microscope and secondary ion mass spectrometry. It was found that annealing conditions would affect the size, distribution and density of MnAs or GamN submicron magnetic particles. 650 ℃ was used in the selection of annealing temperature, 850 ℃ and first 500 ℃ and then 850 ℃.

Through experiments, it is found that the second phase clusters of MnAs and Mnga with small diameter and high density are formed in the samples annealed at 650 ℃, while the second phase clusters formed in the samples annealed at 850 ℃ have large diameter but low density. This is mainly because the mobility of Mn in GaAs is also small at low temperature, so the diffusion is more difficult than that at high temperature, Therefore, there will be more nucleation points of MnAs and it is easy to nucleate uniformly, forming a second phase cluster with small diameter and high density. The effect of annealing conditions on the lattice structure of the sample is analyzed by atomic force microscope. It is found that the lattice structure of the sample can be better by annealing at 500 ℃ for 5 seconds and then at 850 ℃ for 20 seconds.
